About This Product

Diamaflow is a dicing additive from KETECA that has the world's top market share. Adding it to cutting water during dicing reduces chipping and cracking of wafers, and prevents pad corrosion and re-adhesion. Increase yield, improve blade life, and reduce costs.

■Summary

・Improve product yield by adding it during the dicing process. ・The product is hydrophilic and lipophilic, reducing the surface tension of cutting water. ・The surface tension of cutting water decreases by more than 50%. (Surface tension: decreased from 72 to 31 dynes/cm) - Cutting water soaks deep into the cut, keeping the cut area at a low temperature. - Biodegradable materials and easy wastewater treatment. Obtained RoHS2 certification.

■Features

- Reduces the surface tension of dicing cutting water and penetrates deeply between the blade and wafer, improving the effectiveness of the cooling water. -Easy to handle and compatible with equipment from various dicing manufacturers. ・Uses KETECA's dispenser system to supply a stable ratio of pure water and Diamaflow. ・Improved wettability and particle removal rate. Leaves the die and bonding pads in a cleaner state after dicing.

■Comparison with and without dicing additives

Due to the high surface tension of water molecules, they accumulate on the top of the wafer and have difficulty penetrating into the cut edges. As a result, chips accumulate on the blade and cutting area, causing chipping and internal cracks. By using Diamarflow, the surface tension is effectively reduced, water penetrates deep into the cut, cutting waste flows out, and the cut part is kept cool.
