・High thermal stability (high Tg) ・Excellent light transmittance ・Low water absorption Addition polymers made from alicyclic monomers have a rigid structure that allows them to exhibit excellent alicyclic skeleton properties, and they also exhibit high heat resistance with a glass transition point of over 250 degrees. ■Positive photosensitive film

It can be used as a positive-type sensitive film for photoresists for semiconductors, displays, semiconductors, etc. By adding a photosensitizer, it functions as a positive-type resist. Alkaline development is possible by introducing an alkali-soluble or solvent-soluble substituent into the functional group.

■Negative photosensitive film

It can be used as a negative photoresist for semiconductors and displays, and exhibits effective functions as a negative resist. By adding alkali-soluble or crosslinkable groups to the functional groups, it functions as a negative type resist resin. A photocrosslinking curing reaction can also be applied by irradiating UV through a mask. A negative pattern can be formed by performing alkaline development after exposure.
