■SummaryWhat is cutting? In the semiconductor assembly process, there is a "cutting" process that cuts things in various steps. "Cutting" at Apic Yamada consists of "stamping", in which a thin metal plate called a lead frame, which is the base of an IC package, is cut using a mold, and after resin sealing (molding) of the lead frame and polyimide substrate, the final product is manufactured. Two types of "individualization" into shapes are called cutting.

What is bending? In the semiconductor assembly process, "bending" refers to the process of mounting a semiconductor chip on a lead frame substrate, connecting the semiconductor chip and board terminals with gold wire, and sealing (molding) the surrounding area with epoxy resin. After that, it is one of the processes in which the product is molded into the final product shape. The final product shape includes lead leg cutting and lead leg bending. "Bending" refers to lead leg bending. By the way, in the semiconductor industry, leg cutting is called trimming, and leg bending is called forming.

■Lead cutting・Achieves cutting quality (appropriate shear, fracture surface) and cutting of narrow pitch (0.35mm) leads by setting appropriate clearance when cutting leads.
・With oil-free cutting (dry cutting), it is possible to simultaneously cut leads and resin, and to achieve cutting quality (appropriate shearing and fracture surfaces) even on glass epoxy boards.

■Bending forming・In response to demands for improved bending quality, we have realized a bending method that minimizes contact marks by using a special mold concept and ideal way of touching the lead.
・By adopting this bending method, in addition to minimizing contact marks, it is also possible to reduce contamination of the mold due to the material, achieving high-quality bending with less maintenance.
