About This Product

The fully automatic BG tape laminator is an automatic device that can cut the outer periphery after applying backgrinding tape for surface protection while controlling the tension. A unique roller structure is used for pasting.

It is possible to attach the tape with almost no tension, and it is effective in reducing warping of thin wafers after back grinding.

■Low tension pasting (patent)By using a unique pasting roller, low tension pasting is achieved. Reduces warpage/damage troubles after backgrinding.

■High-precision outer circumference cuttingThere is almost no protrusion from the outer periphery of the wafer. Reduces trouble during backgrinding.

■High bump tape compatibleCompatible with high bump tape, which is a necessity for the WL-CSP process.

■SECS communication compatible (optional)Please use it for process automation and quality control.
